How to File NIL Service tax return in online and offline mode?? There is no option to tick NIL return in the ST-3???

There is no NIL Return filing option in the ST3 return.

In offline utility, first fill ‘General Information’ in Part-A (Return Sheet). Then directly go to last sheet (Distributor-Quarterly) and fill Part-K (Self Assessment Memorandum). Validate the Sheets and Generate XML.
